[DE] Die Erfindung betrifft ein Verfahren zur Herstellung hochdotierter Gebiete unter Verwendung von Photolackmasken bei der Erzeugung integrierter Halbleiterbauelemente. Ziel und Aufgabe der Erfindung ist, auf einfache Weise Kantenverschiebungen der verwendeten Photolackmasken durch einen deutlichen Lackabtrag bei der Stabilisierung der Photolackmasken zu vermeiden. Erfindungsgemaess wird die Aufgabe dadurch geloest, dass vor der Ionenimplantation die Photolackmaske in einem durch Hochfrequenz erzeugten reinen CF4-Gasplasma plasmachemisch behandelt und anschliessend bei einer Temperatur von annaehernd 140C getempert wird. |
